「Benchmarking Power Transistors and Power Modules for High-Temperature Operation (Tj～200℃)」
The current trend to raise the maximum operating temperature of power electronic systems needs
new developments in semiconductor devices as well as packaging mold compounds. At LTEC
we have analyzed a representative spectrum of power transistors spanning from Si-MOSFETs, IGBTs and advanced SiC-MOSFETs and compared their structure and materials to elucidate technologies used to achieve operation at
Tjmax=200℃ in the ST Microelectronics(SCT30N120) SiC-MOSFET. Furthermore, SiC-based power modules
(ROHM BSM180D12P3C007 and WOLFSPEED CAS325M12HM2) able to operate at TJmax=175℃ were analyzed.
